An epitaxial wafer comprises epitaxial layers 3-6 formed on a main surface of a compound semiconductor single crystal substrate 2, wherein the epitaxial layer 3a on the main surface is exposed in a back surface of the compound semiconductor single crystal substrate 2, and an exposed portion 8 of the epitaxial layer 3a has a carrier concentration of 1.times.10.sup.17 cm.sup.-3 to 2.times.10.sup.18 cm.sup.-3. The epitaxial wafer provides for an ultra thin type light emitting diode where generation of ohmic electrode failure is suppressed.

Eine Epitaxial- Oblate enthält Epitaxial- Schichten 3-6 gebildet auf einer Hauptoberfläche eines Substrates 2 des einzelnen Kristalles des Verbindungshalbleiters, worin die Epitaxial- Schicht 3a auf der Hauptoberfläche in einer rückseitigen Oberfläche des Substrates 2 des einzelnen Kristalles des Verbindungshalbleiters herausgestellt wird, und ein herausgestellter Teil 8 der Epitaxial- Schicht 3a hat eine Ladungskonzentration von 1.times.10.sup.17 cm.sup.-3 zu 2.times.10.sup.18 cm.sup.-3. Die Epitaxial- Oblate stellt für eine ultra dünne Art lichtemittierende Diode zur Verfügung, in der Erzeugung des ohmschen Elektrode Ausfalls unterdrückt wird.
