A water-soluble resin composition comprising (1) a water-soluble resin, (2) a water-soluble crosslinking agent, (3) at least one of surface active agents selected from acetylene alcohols, acetylene glycols, polyethoxylates of acetylene alcohols and polyethoxylates of acetylene glycols, and (4) a solvent consisting of water or a mixture of water and a water-soluble solvent. This water-soluble resin composition is applied onto a resist pattern, then heated to crosslink by an acid supplied from the resist, followed by development to remove the non-crosslinked water-soluble resin coating layer. This water-soluble resin composition is excellent in coating characteristics on steps of resist patterns and in dimensional regulation upon fining of patterns so that resist patterns such as trench patterns and hole patterns can effectively be fined.

Een in water oplosbare harssamenstelling die (1) uit een in water oplosbare hars bestaat, (2) een in water oplosbare crosslinking agent, (3) minstens één van capillair-actieve agenten die uit acetylene alcoholen, acetylene glycolen, polyethoxylates van acetylene alcoholen en polyethoxylates van acetylene glycolen worden geselecteerd, en (4) het oplosbare bestaan uit water of een mengsel van water en een in water oplosbaar oplosmiddel. Deze in water oplosbare harssamenstelling wordt aangebracht op verzet zich tegen patroon, dan verwarmd crosslink door een zuur dat uit wordt geleverd verzet tegenme, gevolgd door ontwikkeling om de niet-crosslinked in water oplosbare laag van de harsdeklaag te verwijderen. Deze in water oplosbare harssamenstelling is uitstekend in deklaagkenmerken op stappen van verzet zich tegen patronen en in dimensionale regelgeving op het zuiveren van patronen zodat me tegen patronen zoals geulpatronen verzet en de gatenpatronen effectief kunnen worden gezuiverd.
