A chemically amplified positive resist composition is provided which is excellent in sensitivity and resolution; and comprises a resin (X) which, per se, is insoluble or slightly soluble in alkali but becomes soluble in alkali by the action of acid, and has a polymeric unit (a) derived from an alicyclic unsaturated carboxylic acid ester in which a carboxylic acid ester group represented by the formula (I): ##STR1## wherein R.sup.1 represents an alkyl having 1 to 4 carbon atoms, R represents an alicyclic hydrocarbon residue which may be optionally substituted with a group selected from hydroxyl and oxo, and R.sup.2 represents an alkyl having 1 to 4 carbon atoms, or R and R.sup.2, together with carbon atoms to which R.sup.2 and R are bonded, form a ring, is bonded to an alicyclic hydrocarbon having a polymerizable carbon-carbon double bond in its ring; and a polymeric unit (b) derived from maleic anhydride; and an acid-generating agent (Y).

Ein chemisch verstärktes Positiv widerstehen Aufbau wird zur Verfügung gestellt, der in der Empfindlichkeit und in der Auflösung ausgezeichnet ist; und enthält ein Harz (X), das an sich unlöslich etwas löslich ist oder im Alkali aber im Alkali durch die Tätigkeit der Säure löslich wird, und hat eine polymerische Maßeinheit (a), die von einem alizyklischen ungesättigten Ester der karboxylhaltigen Säure abgeleitet wird, in dem eine Estergruppe der karboxylhaltigen Säure durch die Formel (i) darstellte: ## STR1 ## worin R.sup.1 ein Alkyl darstellt, das 1 bis 4 Kohlenstoffatome hat, stellt R einen alizyklischen Kohlenwasserstoffüberrest dar, der mit einer vom Hydroxyl vorgewählten worden und Oxo Gruppe beliebig ersetzt werden kann, und R.sup.2 stellt ein Alkyl dar, das 1 bis 4 Kohlenstoffatome hat, oder R und R.sup.2, zusammen mit Kohlenstoffatomen, zu denen R.sup.2 und R abgebunden werden, bilden einen Ring, wird abgebunden zu einem alizyklischen Kohlenwasserstoff, der eine polymerizable Carbon-Carbon Doppelbindung in seinem Ring hat; und eine polymerische Maßeinheit (b) leitete vom bösartigen Anhydrid ab; und ein Säure-erzeugendes Mittel (Y).
