A method for producing a material selected from the group consisting of
metal oxide, metal oxynitride and mixtures thereof on a substrate,
comprising; reacting a first reactant selected from the group consisting
of (R.sup.1 R.sup.2 N).sub.x M(.dbd.NR.sup.3).sub.y, (R.sup.4 R.sup.5
N).sub.x M[.eta..sup.2 --R.sup.6 N.dbd.C (R.sup.7)(R.sup.8)].sub.y and
mixtures thereof with an oxidant and up to 95 volume percent of a source
of nitrogen selected from the group consisting of ammonia, N.sub.2 O, NO,
NO.sub.2, alkyl amines, N.sub.2 H.sub.2, alkyl hydrazine, N.sub.2 and
mixtures thereof, to produce said material on said substrate, where
R.sup.1, R.sup.2, R.sup.3, R.sup.4, R.sup.5, R.sup.6, R.sup.7 and R.sup.8
are individually C.sub.1-6 alkyl, aryl or hydrogen, M.dbd.Ta, Nb, W or Mo
or mixtures thereof, and when M.dbd.Ta or Nb, x=3 and y=1 and when M.dbd.W
or Mo, y=x=2.
Eine Methode für das Produzieren eines Materials vorgewählt von der Gruppe, die aus Metalloxid, Metalloxynitride und Mischungen davon auf einem Substrat, enthalten besteht; ein erstes Reaktionsmittel reagieren vorgewählt von der Gruppe, die besteht aus (R.sup.1 R.sup.2 N).sub.x M(.dbd.NR.sup.3).sub.y, (R.sup.4 R.sup.5 N).sub.x M[.eta..sup.2 -- R.sup.6 N.dbd.C (R.sup.7)(R.sup.8)].sub.y und Mischungen davon mit einem Oxydationsmittel und Prozente bis mit 95 Volumen einer Quelle des Stickstoffes vorgewählt von der Gruppe besteht aus Ammoniak, N.sub.2 O, NR., NO.sub.2, Alkylamine, N.sub.2 H.sub.2, Alkylhydrazin, N.sub.2 und Mischungen davon, um besagtes Material auf besagtem Substrat zu produzieren, in dem R.sup.1, R.sup.2, R.sup.3, R.sup.4, R.sup.5, R.sup.6, R.sup.7 und R.sup.8 sind einzeln Alkyl C.sub.1-6, Aryl oder Wasserstoff, M.dbd.Ta, Notiz:, W oder MO oder Mischungen davon, und wenn M.dbd.Ta oder Notiz: x=3 und y=1 und wenn M.dbd.W oder MO, y=x=2.
