A nitride compound semiconductor laser, of which driving voltage is low and
transverse mode of light is stable, having a plurality of crystal layers
made of a group III nitride compound semiconductor expressed by the
formula (AlGa.sub.1-x).sub.1-y In.sub.y N (0.ltoreq.x.ltoreq.1,
0.ltoreq.y.ltoreq.1). The layers include an active layer-side guide layer
which is adjacent to an active layer in the crystal layers of the group
III nitride compound semiconductor and made of Al.sub.x' Ga.sub.1-x'-y'
In.sub.y' N (0.ltoreq.x'.ltoreq.1, 0.ltoreq.y'.ltoreq.1), a current
constricting AlN layer deposited on said guide layer and having a
stripe-shape aperture, an electrode-side guide layer made of Al.sub.x"
Ga.sub.1-x"-y" In.sub.y" N (0.ltoreq.x".ltoreq.1, 0.ltoreq.y".ltoreq.1)
and deposited filling the aperture of the current constricting layer, and
a clad layer made of Al.sub.u Ga.sub.1-u-v In.sub.v N
(0.ltoreq.u.ltoreq.1, 0.ltoreq.v.ltoreq.1) and deposited on the
electrode-side guide layer.
Un laser a semiconduttore compound del nitruro, di cui guidare la tensione è basso ed il modo trasversale di luce è stabile, avente una pluralità di strati di cristallo fatti di un semiconduttore compound del nitruro del gruppo III espresso dalla formula (AlGa.sub.1-x).sub.1-y In.sub.y N (0.ltoreq.x.ltoreq.1, 0.ltoreq.y.ltoreq.1). Gli strati includono uno strato che attivo della guida del strato-lato che è adiacente ad uno strato attivo negli strati di cristallo del semiconduttore compound del nitruro del gruppo III e fatto di Al.sub.x 'Ga.sub.1-x'-y 'In.sub.y 'la N (0.ltoreq.x'.ltoreq.1, 0.ltoreq.y'.ltoreq.1), uno strato constricting corrente di AlN depositato sullo strato detto della guida ed avendo un'apertura di banda-figura, uno strato della guida del elettrodo-lato fatto di Al.sub.x "Ga.sub.1-x"-y "In.sub.y" la N (0.ltoreq.x".ltoreq.1, 0.ltoreq.y".ltoreq.1) e depositato riempiendo l'apertura dello strato constricting corrente e uno strato placcato fatto di Al.sub.u Ga.sub.1-u-v In.sub.v N (0.ltoreq.u.ltoreq.1, 0.ltoreq.v.ltoreq.1) e depositato sullo strato della guida del elettrodo-lato.
