Photoresist monomers, photoresist polymers prepared thereof, and
photoresist compositions using the polymer are disclosed. More
specifically, photoresist polymers comprising maleimide monomer
represented by Formula 1, and a composition comprising the polymer thereof
are disclosed. The photoresist composition has excellent etching
resistance, heat resistance and adhesiveness, and can be developed in an
aqueous tetramethylammonium hydroxide (TMAH) solution. As the composition
has low light absorbance at 193 nm and 157 nm wavelength, and it is
suitable for a process using ultraviolet light source such as VUV (157 nm)

specification.
Photoresistmonomeren, die Photoresistpolymer-Plastiken, die davon vorbereitet werden, und der Photoresistaufbau, der das Polymer-Plastik verwendet, wird freigegeben. Spezifischer, wird die Photoresistpolymer-Plastiken, welche die maleimide Monomere dargestellt wird von Formula 1 enthalten, und ein Aufbau, der das Polymer-Plastik davon enthält, freigegeben. Der Photoresistaufbau hat ausgezeichneten Radierung Widerstand, Hitzebeständigkeit und Klebrigkeit und kann in einer wäßrigen Lösung des tetramethylammonium Hydroxids sich entwickeln (TMAH). Da der Aufbau Absorption des niedrigen Lichtes bei 193 nm hat und 157 nm die Wellenlänge und es sind für einen Prozeß mit UV-Licht Quelle wie VUV (157 nm) ## STR1 ## verwendbar, worin, X.sub.1, X.sub.2, R.sub.1, R.sub.2 und R.sub.3 in der Spezifikation definiert werden.
