A photosensitive polymer having a main chain consisting of only
norbornene-type alicyclic units, a resist composition containing the
photosensitive polymer and a preparation method thereof, wherein the
photosensitive polymer is represented by the following formula:

wherein R.sub.1 is an acid-labile tertiary alkyl group, R.sub.2 is
.gamma.-butyrolactone-2-yl, .gamma.-butyrolactone-3-yl, pantolactone-2-yl,
mevalonic lactone, 3-tetrahydrofuranyl, 2,3-propylenecarbonate-1-yl or
3-methyl-.gamma.-butyrolactone-3-yl, R.sub.3 is a hydrogen atom, methyl,
ethyl or C.sub.3 to C.sub.20 alicyclic hydrocarbon, and p/(p+q+r) is
0.1.about.0.8, q/(p+q+r) is 0.2.about.0.8, and r/(p+q+r) is 0.0.about.0.4.
To prepare the photosensitive polymer, at least two different
norbornene-type compounds having an ester group as a substituent are
reacted in the presence of an initiator at a temperature of about 120 to
about 150 .degree. C. without a reaction catalyst.
Ein lichtempfindliches Polymer-Plastik, das eine Hauptkette hat, aus nur Norborneneart alizyklische Maßeinheiten, ein widerstehenaufbau zu bestehen enthält das lichtempfindliche Polymer-Plastik und eine Vorbereitung Methode davon, worin das lichtempfindliche Polymer-Plastik durch die folgende Formel dargestellt wird: ## STR1 ## worin R.sub.1 eine Säure-labile tertiäre Alkylgruppe ist, ist R.sub.2 Gamma.butyrolacton-2-yl, Gamma.butyrolacton-3-yl, pantolactone-2-yl, mevalonic Lakton, 3-tetrahydrofuranyl, 2,3-propylenecarbonate-1-yl oder 3-methyl-.gamma.-butyrolactone-3-yl, ist R.sub.3 ein Wasserstoff Atom, ein Methyl, ein Äthyl oder ein C.sub.3 zum alizyklischen Kohlenwasserstoff C.sub.20, und p/(p+q+r) ist 0.1.about.0.8, ist q/(p+q+r) 0.2.about.0.8, und r/(p+q+r) ist 0.0.about.0.4. Um das lichtempfindliche Polymer-Plastik vorzubereiten, mindestens zwei werden unterschiedliche Norborneneart die Mittel, die eine Estergruppe als Substituent haben in Anwesenheit eines Initiators bei einer Temperatur von ungefähr 120 zu degree ungefähr 150 reagiert.
