First and second semiconductor regions are formed apart from each other on
a semiconductor body. A stacked gate is formed on the semiconductor body
between the first and second semiconductor regions. The stacked gate has a
first side surface, a second side surface opposed to the first side
surface, and an upper surface. A contact material is buried in an
interlayer insulating film above the semiconductor body, to be adjacent to
the first side surface of the stacked gate. The contact material contacts
the first semiconductor region. A first insulating film is formed on the
second side surface and the upper surface, except the first side surface
of the stacked gate adjacent to the contact material. A second insulating
film is formed on the first side surface of the stacked gate adjacent to
the contact material, and the first insulating film.
In primo luogo e seconde regioni a semiconduttore sono formati oltre a vicenda su un corpo a semiconduttore. Un cancello impilato è formato sul corpo a semiconduttore fra le prime e seconde regioni a semiconduttore. Il cancello impilato ha una superficie del primo lato, una superficie del secondo lato opposta alla superficie del primo lato e ad una superficie superiore. Un materiale del contatto è sepolto in una pellicola isolante dello strato intermedio sopra il corpo a semiconduttore, per essere adiacente alla superficie del primo lato del cancello impilato. Il materiale del contatto si mette in contatto con la prima regione a semiconduttore. Una prima pellicola isolante è formata sulla superficie del secondo lato e sulla superficie superiore, tranne la superficie del primo lato del cancello impilato adiacente al materiale del contatto. Una seconda pellicola isolante è formata sulla superficie del primo lato del cancello impilato adiacente al materiale del contatto e sulla prima pellicola isolante.
